I think the main reason is the leaps and bound improvement in defence. Water tight, dominance in the air and no silly mistakes. Varane Ancelotti made the perfect decision of playing ramos in the middle, instead of mediocre illara. I think we should stick with this formation until modric returns. And chicha he was everywhere. He could very well have given Benzema the sweats if he hadn't missed the 2-3 1 on 1 chances. I would prefer to face juv or barca in the semis.
